(3-dimethylaminopropyl)dimethylindium InMe2[(CH2)3NMe2] (DADI) was used as liquid indium precursor for MOVPE growth of InP (in combination with tertiarybutylphosphine). Acceptable quality layers with low temperature mobilities in excess of 100,000 cm2/V·s could be grown at moderate growth temperatures. [508]
